Studie InAs/GaAs kvantových teček vypěstovaných technologií LP-MOVPE

We show simulation study of electronic transition energy for InAs/GaAs quantum dots fabricated with LP-MOVPE. The simulation results were compared with experimental data obtained by AFM and photoluminescence.

Initial size distribution of nuclei in finite systems plays important role in nucleation process. At low supersaturation our model gives the same results as standard model. At high supersaturation decreases of supersaturation in finite system plays important role and phase transition process differs from standard model.

We show that if the clusters flux density of nucleating system is interpreted in the sense of Onsager's nonequilibrium thermodynamics, the clusters being smaller than the so-called critical nucleus grow with negative velocity and, thus, they must dissolve in nucleating system.

Lateral elongation of InAs/GaAs quantum dots studied by magnetophotoluminescence

We have investigated single layer InAs QDs on GaAs substrate grown by MOVPE by means of magnetophotoluminescence up to 24 T. Fitting the field-dependence of band positions, we have found the ratio of lateral sizes within 1.5 –1.7, and the effective mass of 0.04 – 0.05.
Properties of InAs/GaAs quantum dots in vertically correlated structures with 2 QD layers grown by MOVPE

We have studied the shape of QDs in structures with vertically correlated QDs where two layers of QDs were grown. We investigated the influence of spacer thickness on lateral shape (elongation) of QDs and photoluminescence intensity.
MOVPE InAs/GaAs quantum dots with long-wavelength emission

One method which enables the shift of photoluminescence spectra of InAs/GaAs quantum dots toward longer wavelengths is the covering of the dots by In.sub.x./sub.Ga.sub.1-x./sub.As strain reducing layer. With the increasing x we have observed the shift of PL maxima from 1.28 μm to 1.46 μm.

Analysis of four most frequently used hypothesis about incubation period of hardening cement paste is done on the basis of electrical measurements. It is shown that our measurements support two of these hypothesis, while other two seem to be in contradiction with the experimental data.

Nucleation kinetics in a closed system is studied. At lower supersaturations time dependence of nucleation rate has very similar behaviour as in standard nucleation model. At higher supersaturations nucleation rate reaches some extremal value and then decreases with time.
