Reliability of Lead-free Solders and the Selected Methods to Estimate its Lifetime

The doctoral thesis is focused on reliability of lead-free solder SAC 305. Knowledge in the field of fatigue models used in determining the lifetime of solder joints are observed in this thesis. Also such methods of predicting reliability as numerically-analytical methods or reliability experimental tests are mentioned. Practical results of reliability measurement are presented. Experimental data served as the foundation for determining empirical coefficients for the fatigue model based on deformation induced by creep of the solder, which was implemented in the ANSYS environment. Results from different methods were compared and conclusions discussing the suitability of the presented prediction methods are formulated.
The possibilities of SMD components soldering by equipment Fritsch

This thesis focuses on soldering technology in microelectronics. It describes in detail the basic ways of soldering and repairs in electronics. This piece of work shows the principles of technological equipment for bulk soldering and used repairing devices. In the theoretical part of this work there are also briefly described the packages for integrated circuits that were used in the practical part of the thesis. The practical part of the thesis deals with setting of the heat profiles for hot air repair station Fritsch Mikroplacer for LQFP64, SOIC16, TSSOP14, QFN16 and DSBGA5 packages. The heat profiles for assembly and disassembly of the particular types of the packages on designed and manufactured test printed circuit board were set and tested. The resulting heat profiles are compared with the recommended heat profile of an ordinary solder paste SnAg3Cu0,5 which was used for the test. This thesis can serve as an aid for the further settings of heat profiles in other types of packages not only on Fritsch Mikroplacer devices, but also on other repairing devices of this type.
Termomechanical reliability soldered connections in electronic

The diploma thesis deals with the sphere of solder joints reliability. The narrower focus is use of lead-free solder alloy SAC305 in the production process and parameters of its reliability. The text describes the main factors, which have the influence on the reliability of solder joints under conditions of thermal cycling. These factors also relate with choice of substrates and technological processes of preparation, which are characterized and described. Another part is devoted to estimating the reliability of soldered connections and are listed the fatigue model to estimate reliability. These fatigue models are categorized based on different physical mechanisms that operate in the soldered joints during operation. Based on the comparison of different models is selected the most appropriate model and in conjunction with simulation in ANSYS is estimated reliability. For this purpose is selected soldered connection of the FR-4 substrate and ceramic substrate via SMD component. They are manufactured test kits and subjected to conditions of temperature cycling. Results obtained from experimental measurements are compared with results obtained by simulation and calculation.
Design and realization of the pull strength measuring device for SMD

This thesis deals with the design and implementation of a device for measuring pull strength by surface mounted devices (SMD). It analyzes the theory of pull strength testing of solder joints with emphasis on standard IEC 62137-1-3 and describes the selection of components utilized to create mechanical construction and electrical parts. These electronic parts made or innovated in this work were control system based on microcontroler Atmega164P, power circuit for stepper motor and communication of measure equipment TEST 321 with PC. The whole design is complemented by simulation of mechanical stress to the critical components using ANSYS. The conclusion summarizes the most important parameters of this equipment.
Solder Joint Conductivity - Influence of Solder Volume and Isothermal Aging

The master thesis analyses electrical conductivity of lead-free solder joints. The test method design for monitoring the electrical conductivity of the soldered joint is described in the practical part. Simulated BGA package with four pin (BGA4) is used for experiments. Tested PCBs are subjected to isothermal aging and current load. During isothermal aging is measured electrical conductivity and optical microscope is used for intermetallic layer (IMC) growth observation. Two types of surface finish (OSP and ENIG) are used for tests and three diameters of solder terminal balls (solder alloy SAC405). The influence of the ratio area connection / solder volume (ratio S / V) on lead-free solder joints conductivity was evaluated.
Laser diode soldering

This work deals with the laser diode soldering. The theoretical part summarizes general and acquired findings about soldering technology and materials that occur in this process. It also describes factors that affect the reliability of solder joints. It is closely focused to the shaping of the solder joint and structure of intermetallic layer. The practical part of this work is focused on the design of equipment for laser diode soldering and subsequent shaping of the samples. The quality of soldered joint is compared against the quality of joint created using re-flow technology - remelting in in-line smelter. The structure and thickness of the intermetallic layer, the number and shape of the voids in the solder joints are compared.
Definition of thermotension by lead and lead-free solders

This research work is dealing with impact and size of the thermoelectric that may influence DC circuits. Main part of this thesis is to build experimental equipment for measurement of the thermoelectric and following usage this equipment for detection of the size the thermoelectric voltage for lead and lead-free solders. The theoretical part of this work deals with creation and usage of the thermoelectric in electrical engineering industry. In this particular part of this work is an example how the thermoelectric influence DC circuits. Then I describe thermoelectric generation from the motherboard to the die. The practical part of this thesis is focused on the development of the equipment for measuring of the thermoelectric of different types of materials. The Thermoelectric has been measured on two types of the lead, six types lead-free solders and on four types of the thermocouple wires. It has been measured within the range from 0°C to 80°C. In the end of this work is summary, where is reviewed witch of solders is the best for an applications affected by the thermoelectric.

Main kind of materials which are used in this project are ceramics Al2O3 and printed circuit board FR4.
Solder Joint Electric Conductivity and Solder Joint Reliability

This work is considered about changes of electric conductivity in lead-free soldered joint's affected by current and thermal stress. The theoretical part describes factors influencing the solder joint electric conductivity and solder joint reliability. The basis of the practical part is the design of the testing method of the soldered joint's electric conductivity. The aim of this part is to measure and observe changes of solder joint electric conductivity after current and thermal stress in various material a procedural combinations.
