IR Laser CVD OF Nanodisperse Ge-Si-Sn Alloys Obtained by Dielectric Breakdown of GeH4/SiH4/SnH4 Mixtures

Nowadays, great attention is devoted to Ge-Si-Sn ternary system, because Si1-x-yGexSny provides the potential of band gap engineering and tuning of the optical properties. IR laser irradiation of equimolar gaseous GeH4 + SiH4 + SnH4 + Ar mixture results in simultaneous decomposition of all three compounds and it allows deposition of nanostructured solid film. Analysis of the films by FTIR and Raman spectroscopy, X-ray diffraction analysis and electron microscopy revealed crystalline nanobodies of pure beta-Sn and crystalline nanoobjects of Ge1-x-ySixSny embedded in an amorphous metastable Ge-Si-Sn alloy. This process allows co-decomposition of all silicon, germanium and tin hydrides which is caused by combination of infrared multiple photon dissociation of absorbing silane and currently proceeding LIDB. This is followed by intermixing/clustering of extruded metal atoms in the gas phase.

IR Laser-Induced Carbothermal Reduction of Titanium Monoxide: Carbon-Phase Shield to Nanosized TiO Oxidation

Pulsed IR laser-irradiation of titanium monoxide (TiO) leads to ablation and when carried out in gaseous benzene (1-5 Torr) to simultaneous dielectric breakdown of benzene into low molecular carbonaceous species. Both processes allow carbothermal reduction of ablated TiO particles with agglomerating carbonaceous species and deposition of carbon-coated TiO nanoparticles remarkably stable towards oxidation in air. The reported results suggest potential for protection of reactive gas-phase produced nanoparticles by carbon phase.

Silicon based deposits were prepared by TEA CO2 pulsed laser ablation of SiO and SiO2 targets in the atmosphere of noble gases. Chemical groups and hydrogen related radical were detected by means FTIR and EPR analyses and theoretical calculations. In SiO2 deposits the concentration of silyl resp. peroxy radical was determined to be 5.8.10(18)/g resp. 6.2.10(19)/g. In SiO deposits the ratio of [=Si(:)]/[Si(.)] was measured. After exposure of the SiO deposit to H2 a EPR doublet with hyperfine splitting 7.7 mT was observed. The best agreement between calculated and experiment values was found for the cluster(O2H)Si(.).
