Parameters of BGA-type interconnection joints ceramic Al2O3 substrates

This project deals with questions related to parameters of solder balls, used on BGA packages, on ceramic substrates. First part of this project contains general characteristic of solder balls, their properties and usage. In the following part there are described technologies and methods used during the experiment including the design of test substrate. The last part is dedicated to practical examination of compatibility of selected conductive pastes, solder pastes and fluxes during vapor reflow soldering. At the end of this work the selection of materials, assembly, soldering and microsections are described.
Application of Thick Films in the Modern Electronics

Tato diplomová práce se zabývá technologií tlustých vrstev a jejím možným použitím pro nekonvenční aplikace. První část práce je rešeršní a zaměřuje se především na aplikace tlustovrstvé technologie v různých oblastech použití. V teoretické části práce je dále popsána technologie LTCC, včetně technologických postupů výroby. V praktické části jsou řešeny dvě aplikace v tlustovrstvé technologii. Jedná se návrh a výrobu vysokofrekvenčního filtru a optického senzoru tlaku technologií LTCC. V závěru práce jsou provedena měření a jsou zhodnoceny dosažené výsledky.
Optimization of Cavity Fabrication in Low Temperature Co-fired Ceramics

This work deals with the fabrication of closed cavities in Low Temperature Co-Fired Ceramics (LTCC). In recent years, the LTCC ceramics have become widely used in the areas of sensors, MEMS and micro-fluidic applications. When fabricating such devices, it is important that the cavities maintain their compactness and dimensions after the manufacturing process . This is achieved primarily with the right choice of lamination process and its parameters and also by appropriate setting of the firing profile. The theoretical part describes the various steps in the production of LTCC structures and the most common technological processes used for creating structures with cavities and micro - channels . In the practical part are selected laminating procedures performed on the test pattern, which contains cavities of different sizes. Emphasis was placed on the correct execution of each method , while gradually modifying the lamination parameters. The achieved results are further discussed in terms of process parameters and their influence on the dimensions of manufactured cavities.
Investigation of Reliability for Solder Joints

It evaluates the importance of soldering in a protective atmosphere. Factors influencing the process of reflow soldering in a protective atmosphere of nitrogen. Evaluates the quality of solder joints due to a defined residual oxygen during the soldering proces. According finishes used on the resulting quality connections for two types of lead free solder.
Cold Chemical Lamination of Low Temperatue Co-fired Ceramics

This paper deals with production of the structures fabricated using low temperature co-fired ceramics. Focus is on the lamination of raw ceramic tapes. There are presented classical thermo-compressive methods and a new method using chemical solutions for tape bonding. Describes new lamination technology and their advantages are the absence of elevated temperatures and high pressures. This method reduces using of higher temperatures and high pressure during lamination. On the other hand, chemical process of tape bonding is not flawless. There are many problems including solvent deposition, extreme sensitivity to dust and other processing parameters. It also describes the fabrication of structures by chemical way. Specifically, analyzes the method Cold Chemical Lamination and provides examples of possible deposition solvents which are needed for etching the surface of the LTCC tape during the lamination.
Automatic greenhouse for growing plants

The aim of this bachelor thesis is study the problems of automatic control greenhouse for growing plants and design concept of electronics. It focuses on possibilities of compensation of direct sunlight using artificial light sources, which has different wavelengths for the growth and flowering. Another function is to control humidity in the soil by watering. If the maximum humidity or temperature is reached to required values inside the greenhouse the fan will be switch on automatically. If the temperature falls under required limit, the green house will be possible to heat to achieve optimal adjustable temperature. The concept is designed to safe operate not only for the crew of greenhouse but for the cultivated plants also.
Research and Development of 2D/3D Deformable Structures LTCC for Optoelectronic Applications

The doctoral thesis is focused on the research, development and production of deformation elements produced by LTCC technology for use in optoelectronic applications. A study of technological processes is carried out, with the emphasis on achieving accurate and reproducible mechanical component manufacturing so that these can be used on standard LTCC substrates in the commercial sphere. Therefore, available standard thick-film materials are used. The work also involves testing the suitability of the use of standard LTCC materials for selected sensory applications in which fiber optics are used to confirm the usefulness of the results achieved in practice. The dissertable core of the work is research and development of a technology using new principles and possibilities hidden in the mechanical parameters of LTCC structures, which are designed and used for the realization of deformation elements. The work also involves testing the suitability of the use of standard LTCC materials for selected sensory applications in which fiber optics are used to confirm the usefulness of the results achieved in practice.

Pressure Sensing Using Ltcc Technology

This paper deal with the design, manufacturing and measurement of optical pressure sensors produced using Low Temperature Co-fired Ceramic technology. There is brief overview of measurement methods used for pressure sensor interrogation. Benefits and problems regarding measurement methods are discussed. Pressure transducers are based on the change of the light spectrum reflected from the Fiber Bragg Grating integrated in the sensor. Low Temperature Co-fired Ceramic structure with membrane was used for the forming of a pressure transducer. Samples of fiber optic sensors are calibrated using reference pressure measurement and characteristics of the sensors are measured. Pressure sensors for different pressure ranges were measured and tested.
